Abstract: Nichtkonventionelle, hochauflösende Kathodolumineszenz (KL) im Rasterelektronenmikroskop (REM) und KL µ-Spektroskopie bei tiefen Temperaturen sowie in-situ KL-Mikroskopie von Versetzungsbewegungen wird zum detaillierten Studium der intrinsischen Rekombinationsaktivität und der rekombinationsinduzierten Versetzungsbewegung (REDM-Effekt) von Gleitversetzungen in CdTe und GaAs als typische Vertreter der kristallinen Halbleiter mit Zinkblendestruktur benutzt. Systematische Untersuchungen kristallographisch definierter Defektstrukturen, erzeugt im Spannungsfeld von Mikroindentierungen und Ritzen auf (001)-, (110)- und ±(111)-Oberflächen, geben Aufschluss über die versetzungsinduzierte Rekombinationsaktivität in allen Fällen polarer 60°- und Schraubenversetzungsliniensegmente. Im CdTe ist ein signifikanter Unterschied in der Rekombinationsaktivität der A(g)- und B(g)-Versetzungen festzustellen. A(g)-Versetzungen wirken als nichtstrahlende Rekombinationszentren, während B(g)-Versetzungen als strahlende Zentren identifiziert werden, die die sogenannte Y-Lumineszenz bei 1,476eV (20K) emittieren. In-situ Deformation bei tiefen Temperaturen bestätigt die intrinsische Eigenschaft der Y-Lumineszenz, die an frisch erzeugten Te(g)-Versetzungen (bewegliche helle KL-Defektkontraste) während der Indentierung beobachtet werden kann. Im GaAs sind dagegen beide polaren Gleitversetzungstypen und die Schraubenversetzungssegmente Zentren nichtstrahlender Rekombination, sie können anhand ihres Defektkontrastes nicht unterschieden werden. Dynamische REM-KL Mikroskopie (Dyn SEM-CL) wird benutzt, um die Nukleation und Ausbreitung oberflächenparalleler Versetzungsschleifen mittels REDM-Effekt auf ±(111)-Oberflächen von GaAs zu untersuchen. In diesem Fall können die gesamten Eigenschaften der Versetzungsbewegung von polaren 60°- und Schaubenversetzungen im {111}-Gleitsystem simultan beobachtet werden. Zusätzlich wurde die in-situ Bildung von elektronisch aktiven perfekten 30°- und 90°-Versetzungen registriert. Auf weitere Details des Verhältnisses der rekombinationsinduzierten Nukleation und Bewegung polarer Defektstrukturen wird eingegangen. CdTe und GaAs zeigen unterschiedliche REDM-Aktivitäten.
Advanced SEM CL technique comprising high-resolution CL microscopy and CL µ-spectroscopy at low temperature, and in-situ CL observation of defect motion is employed for detailed studies of the intrinsic recombination activity and recombination-induced dynamics (REDM effect) of glide dislocations in CdTe and GaAs as typical semiconductor crystals with zincblende structure. Systematic examinations at crystallographically defined defect configurations generated in the strain field of micro-indents and scratches on the low-indexed (001), (110) and (111) sample surfaces give evidence for dislocation induced carrier recombination in all cases of polar 60° dislocations and screw-type line segments. In CdTe a clear difference in the recombination activity for the A(g) and B(g) dislocations is proved. It is an important finding that A(g) dislocations are found to act as non-radiative centres, whereas, B(g) dislocations are identified as radiative recombination centres emitting the Y luminescence at 1.476eV (20K) with spectroscopic characteristics related to electronic states at extended defects. Low temperature in-situ deformation experiments confirm the intrinsic property of the Y luminescence which appears at the fresh Te(g) dislocations as moving bright CL defect contrasts during the indentation act. In GaAs, both types of polar 60° glide dislocations as well as screw line segments are shown to be non radiative recombination centres, and can not be distinguished by their CL defect contrasts. REDM effect recorded by means of the dynamical SEM CL defect imaging mode, is demonstrated for the nucleation and propagation of surface-parallel dislocation half-loops on ±(111) GaAs. In this case, entire features of polar 60° and screw dislocation motion in {111} slip system can be observed simultaneously. In particular, in-situ formation of electronically active 30° and 90° perfect dislocation is recognised. Further details of a distinct relationship of the recombination induced generation with propagation for the polar defect structures are pointed out. CdTe and GaAs are found to exhibit different REDM efficiencies.
