Abstract: Die vorliegende Arbeit beschäftigt sich mit der systematischen Untersuchung der Defekteigenschaften des Verbindungshalbleiters Galliumarsenid (GaAs). Als experimentelle Methode dafür wurde überwiegend die Positronen-Annihilation-Spektroskopie (PAS) angewendet. Der Schwerpunkt der Untersuchung war der Nachweis und die Identifizierung von leerstellenartigen Defekten bzw. ihren Komplexen in n-Typ Si-dotiertem (GaAs:Si) und semi-isolierenden (SI) GaAs. Es war schon zu Begin der Arbeit bekannt, daß der SiGaVGa-Komplex für die Erhöhung des Kompensationsgrades in dem hoch Si-dotiertem GaAs verantwortlich ist. Dabei wurde angenommen, dass die Konzentration der Komplexe nur eine Funktion der Dotierung ist. Es wurde erst in dieser Arbeit gezeigt, dass eine Wechselwirkung zwischen den Leerstellenkomplexen und der Versetzungsdichte in einem GaAs:Si-Kristall besteht: die Bildung der SiGaVGa Komplexe wird durch eine hohe Versetzungsdichte stark unterdrückt. Des Weiteren wurde in Kombination mit Kathodolumineszenz-Messungen ein anderer leerstellenartiger Defekt in GaAs:Si nachgewiesen, der dem 0.95 eV Lumineszenzband entspricht. Wie mit Hilfe der Doppler-Koinzidenzspektroskopie festgestellt wurde, beinhaltet dieser Defekt eine Galliumleerstelle (VGa). Im Gegenteil zu n-Typ GaAs werden in SI GaAs bei hohen Temperaturen Arsenleerstellen (VAs) gebildet. Das wurde am Beispiel von GaAs:Si und SI GaAs gezeigt, indem die Leerstellendichten als Funktion des As-Dampfdruckes untersucht wurden. Die Leerstellenkonzentration in Si-dotiertem Material stieg mit dem As-Druck, wobei sie in SI GaAs deutlich abnahm. Das weist darauf hin, dass die Leerstellenbildung auf verschiedenen Untergittern beobachtet wurde. Ein wichtiges Ergebnis wurde bei der Untersuchung des mit Si- und Te-Atomen co-dotierten GaAs erzielt. Das Vorhandensein von zwei einzelleerstellenartigen Defekten konnte mit Hilfe der temperaturabhängigen PAS-Messungen nachgewiesen werden. Damit wurde die prinzipielle Möglichkeit gezeigt, die verschiedene Arten von Leerstellen aufgrund des Temperaturverhalten ihrer Positroneneinfangrate zu unterscheiden.
This work deals with the systematic investigation of defect properties of the compound semiconductor gallium arsenide (GaAs). The main experimental method applied was Positron Annihilation Spectroscopy (PAS). The main goal of the investigation was the detection and identification of vacancy-like defects or their complexes in n-type Si-doped (GaAs:Si) and semi-insulating (SI) GaAs. Already in the beginning of the work, it was known that the SiGaVGa complex is responsible for the rapid increase of the compensation degree in heavily Si-doped GaAs. However, it was assumed that the concentration of the complex is a function of the doping level only. In this work, it was for the first time shown that there is an interrelation between the vacancy complexes and the dislocation density in a GaAs:Si crystal: the formation of SiGaVGa complexes is strongly suppressed by high dislocation density. Furthermore, in combination with the cathodoluminescence measurements there was another vacancy-like defect in detected GaAs:Si, which is related to the 0.95 eV luminescence band. This defect contains a gallium vacancy (VGa) as was found with the help of Coincidence Doppler Broadening Spectroscopy. In contrast to n-type GaAs, arsenic vacancies (VAs) are formed at high temperatures in SI GaAs. This was shown by the example of GaAs:Si and SI GaAs, where the vacancy densities were investigated as a function of As vapor pressure. The vacancy concentration in Si-doped material was increasing with As pressure, whereas in SI GAS it was strongly decreasing. This points out that the vacancy formation on the different sublattices was observed. An important result was obtained by the investigation of GaAs co-doped with Si- and Te-atoms. A presence of two monovacancy-like defects could be detected with the help of temperature-dependent PAS measurements. Thereby, the principal possibility to distinguish the different kinds of vacancies based on the temperature behavior of the positron trapping rate was shown.
